Es wird iiber Messnngen der nichtstationaren Photoleitung in Sic berichtet. Dabei wird festgestellt, daB sowohl in p-als auch in n-leitendem Sic ein starker MinoritatstrLgerhafteffekt auftritt und dadurch die Photoleitung im wesentlichen durch MajoritLtstrLger bedingt ist. Aus der kurzen Komponente des Abklingvorganges der Photoleitung werden Lebensdauern der Minoritatstrager bis zu 30 ,us bestimmt.Measurements are made of transient photoconductivity in Sic. The photoconductivity of both nand p-type Sic is found to be essentially due to majority carriers, the lifetimes of minority carriers being very small due to strong trapping. The minority carrier lifetimes up to 30 ,us are determined from the fast component of the photoconductive decay.
