We propose an innovative recessed float field plate (RFFP) structure for millimeter-wave AlGaN/GaN high-electron-mobility transistors (HEMTs). The reduced peak electric field contributes to a three-terminal breakdown voltage of 122–140 V for RFFP GaN HEMTs with LGD = 1.35 μm, which is found to increase from 84 to 101 V. The current collapse characteristic is also improved significantly. No obvious increase in parasite capacitance is observed after integrating the novel RFFP, thereby maintaining the high-frequency performance of GaN HEMTs. This technique is especially attractive for HEMTs of millimeter-wave frequency and above, and has great potential for applications.
Fishery plays an important role in the marine economy of Zhejiang province. However, the accident of Zhejiang fishing boats often affects the economic benefit of fishery. Therefore, it is necessary to study the safety of fishing boats. The investigation shows that the accidents in Zhejiang fishing boats are mainly caused by ship factors and human factors. Based on the analysis, this paper puts forward some countermeasures to reduce the accidents of fishing boats. The results show that the safety of fishing boats should be strengthened, the overall quality of fishermen's crew and the management of fishery production should be strengthened.
One of the most significant defects, porosity, has been proven to affect the properties of composites. It is critical to reduce the porosity of composite material and the curing cost while maintaining high laminate quality for vacuum bag-only prepreg. In this paper, a rapidly cured epoxy resin system was developed, and an alkali-free glass fiber fabric prepreg suitable for vacuum bag molding was prepared by the asymmetric impregnation method. The optimal curing process for the prepreg was determined by resin curing kinetics, dielectric viscosity, initial curing temperature, and curing time of the prepreg on the laminate quality. The optimal curing profile of the prepreg was obtained. In addition, the effect of room temperature exposure time on the properties of the prepreg was also evaluated. These laminates produced by vacuum bag molding had outstanding internal quality and mechanical properties via the changes in the asymmetric impregnation process and the curing procedure.
The quality assessment of an urban natural-type lake landscape is influenced by various factors which have complicated and nonlinear relationships with each other. Some of these factors are even random and obscure, of which the inherent relationships are difficult to describe by means of conventional methods. In this study, a three-layer BP Neural Network (BP NN) model was built with thirty design schemes for lake landscapes as the specimens, of which the qualities were assessed based on the six indices including water quality, water quantity, hydrography, vegetation, economy and facilities. The results showed that the initial data were fitted much accurately with the BP NN method, and the predictive results of the specimens were very close to the actual values, with relative errors below 5%. Moreover a higher predictive precision was achieved, which indicated that the BP NN after effective training would achieve higher predictive precision and excellent generalization capability in its application to the quality assessment for urban natural-type lake landscape schemes.
