Dielectric and carrier transport properties of vanadium dioxide thin films across the phase transition utilizing gated capacitor devices

Abstract: Vanadium dioxide ͑VO 2 ͒ is a strongly correlated oxide that undergoes a sharp metal-insulator transition ͑MIT͒ in the vicinity of room temperature. Fundamental knowledge of the semiconducting properties of thin film VO 2 is needed to advance our understanding of the microscopic transition mechanisms that are presently being actively explored and also for novel electron devices that could utilize the phase transition. In this report, the temperature dependence of the dielectric constant and carrier conduction … Show more

“…The value of α relies crucially on the dielectric constant ǫ. In VO 2 , the constant ǫ ≈ 36 at room temperature, and increases with growing temperature [132]. It was predicted [117] that α ≈ 0.41 in VO 2 at room temperature.…”

“…N 0 and ε r depend on the magnitude of intercalated H + , while N 0 /ε r can be treated as a constant because the change rate of ε r is roughly proportional to that of N 0 . 30 Thus, the length of x 0 would be determined only by the magnitude of V G ; E(x) decreases linearly as a function of x and becomes zero at x 0 , as shown in Fig. 5.…”
