Hybrid Phototransistors Based on Bulk Heterojunction Films of Poly(3-hexylthiophene) and Zinc Oxide Nanoparticle

Abstract: Hybrid phototransistors (HPTRs) were fabricated on glass substrates using organic/inorganic hybrid bulk heterojunction films of p-type poly(3-hexylthiophene) (P3HT) and n-type zinc oxide nanoparticles (ZnO(NP)). The content of ZnO(NP) was varied up to 50 wt % in order to understand the composition effect of ZnO(NP) on the performance of HPTRs. The morphology and nanostructure of the P3HT:ZnO(NP) films was examined by employing high resolution electron microscopes and synchrotron radiation grazing angle X-ray d… Show more

“…The apparent responsivity was remarkably enhanced for all three wavelengths as the incident light intensity decreased (see Fig. 4(a) left), which supports the reduced charge recombination at low light intensity in the case of BHJ channel layers [51], [52]. The logarithmic plot (see Fig.…”

“…However, considering the basic function of phototransistors to efficiently convert photons to individual charges (holes and electrons) and quickly transport the charges for detection, a bulk heterojunction (BHJ) type channel layer rather than a single channel material is expected to be more effective in terms of high charge separation efficiency [36], [47]- [51]. BHJ layers consisting of n-type (electron-accepting) and p-type (electrondonating) polymers may be preferable for improved flexibility, and to control phase segregation.…”

“…Alternatively, donor/acceptor (D/A) heterojunctions with the charge‐trapping effect (CTE) have been reported to improve the photosensitivity of OPTs . By incorporating acceptor materials such as polar polymers including poly(methyl methacrylate) (PMMA) and polylactide (PLA) or dispersing acceptors such as ZnO quantum dots and fullerene derivatives in the donor matrix, the efficiency of exciton dissociation can be enhanced due to the electron‐capturing moieties in the polymers or energy offset between the donors and dispersed acceptors. For example, Qi, et al designed a PSeTPTI:PC 61 BM‐based OPT in which PC 61 BM served as an effective trap for the photoinduced electrons and PSeTPTI enabled fast transportation of holes .…”

“…The efficient hole extraction could increase mobility and lead positive shift for Vth (from 12 V to 27 V). The p-type polymer and n-type inorganic nanoparticles blend are advantageous in OPTs due to the stronger impact of inorganic materials [121]. In their studies 3.…”
