IEDF distortion and resolution considerations for RFEA operation at high voltages

Abstract: Retarding field energy analyzers (RFEA) have been used extensively to measure the ion flux energy distribution function of plasmas. For consistency, the ion flux energy distribution function is referred to as the ion energy distribution function (IEDf) even though it more accurately represents the one-dimensional ion velocity distribution function. In the past, these devices have operated at voltages less than 1 kV. Higher operating voltages (>2 kV) are currently desired. For an RFEA to operate at these voltag… Show more

“…Note that RFEA measurements have been often reported in the literature using the term ion energy distribution function (IEDF) although IFEDF is a more accurate representation of such measurements. Recently, several works have addressed this issue in nomenclature by using the term IFEDF instead of IEDF to represent RFEA measurements [30][31][32]. As such, this work also uses the term IFEDF to represent the measurements conducted using a RFEA (see section on Deriving IFEDF from J C -V G2 measurements in supplementary information).…”

“…The ion flux energy distribution function (IFEDF) was measured using a commercial tool (Semion Sensor, Impedance Inc.). It is noted that the IFEDF is often used mistakenly as the ion energy distribution function (IEDF) and the detailed description of the relation between the IFEDF and the IEDF can be found in [50,51]. For the plasma treatment using the ICP, the Cu films were deposited on a SiO 2 /Si substrate using conventional RF sputtering with a pure Cu target (99.99%) at a working pressure of 1×10 −3 Torr and a growth rate of 1 Å s −1 .…”

“…Validation of the virtual IED sensor is carried out via the rf-compensated Retarded Field Energy Analyzer (RFEA), placed at the rf-biased electrode [22,23,[31][32][33][34]. The IEDs, obtained by the virtual sensor, are compared with the results of the direct RFEA measurements.…”
