Abstract:This work describes a low-noise photodetector integrated circuit (PDIC) implemented in 0.5µm BiCMOS technology. At a data rate of 6Gbps it reaches sensitivities of -21.0dBm and -18.2dBm at wavelengths of 660nm and 850nm, respectively.Index Terms-Integrated optoelectronics, optical interconnect receiver, photodetector integrated circuits (PDICs), photoreceivers, p-i-n photodiode.
