Selection of the lasing frequency and heating the quantum-well heterostructure laser diodes

Abstract: Numerical simulation of controlling the lasing frequency for the 1.5 μm-range quantum-well heterostructure laser diodes is developed with taking into account increasing the active region temperature under pump current modulation. Peculiarities of the amplitude-frequency characteristics are analyzed at selection of the lasing frequency.
