Understanding DC Behavior of Subthreshold CMOS Logic Through Closed-Form Analysis

Abstract: In this paper, the DC behavior of subthreshold CMOS logic is analyzed in a closed form for the first time in the literature. To this aim, simplified large-signal and small-signal models of MOS transistors in subthreshold region are first developed. After replacing transistors with these equivalent models, analysis of the main DC parameters of CMOS logic gates is presented. In particular, the change in the DC characteristics shape due to operation at ultra-low voltages is analyzed in detail, evaluating analytic… Show more

“…For increasing p-/n-MOS V th imbalance values, the characteristic is shifted to the left. This effect is readily quantified in the Noise Margin figure of merit [10], shown in Fig. 10 for different degradation levels.…”

“…This substantially degrades analogue performance in addition to the difficulty in miniaturizing analogue elements. More importantly analogue tends to drastically lose fidelity for near threshold supply voltages which is an essential aspect to ultra low power digital systems [5]. To address such challenges oscillator based topologies have been proposed in association with a new computational paradigm [6] [7].…”
