Important material properties of dielectric oxide films fabricated by aqueous chemical solution deposition, such as crystallization, topography, contamination and interfacial layer were evaluated and related to the films' dielectric properties.Functional ultrathin films (<20 nm thickness) of zirconia, barium zirconate and strontium niobate were deposited. These films were all subjected to the same pyrolysis treatment, based on the high similarity of their precursors' thermal decomposition behavior. The evolution of the chemical purity as a function of temperature and the effect of annealing on the interfacial SiO 2 layer was studied by grazing angle ATR-FTIR. The crystallization behavior was dependent on film thickness and composition as shown by high temperature XRD. C-V characterization demonstrated a k-value in the same order of magnitude as for the ZrO 2 reference material. This is lower than the bulk material's value, thus leaving room for further optimization of the current materials or alternatively selection of other material compositions.

This study aims at the deposition of PbTiO 3 (PT) islands prepared by a water-based chemical solution deposition (CSD). Two aqueous citrato-based PbTiO 3 precursor solutions, either with or without peroxide, are deposited by spin coating. The effect of different substrates on the formation of separated grains or islands is examined. It is observed that spin coating of a 0.6 M precursor solution on a Pt(1 1 1)/IrO 2 /Ir/SiO 2 /Si substrate gives the best results towards island formation. For this substrate, crystallizations are carried out between 600 • C and 900 • C. A final crystallization at 800 • C results in the highest degree of separation for the islands, while keeping the platinized substrate intact. The deposition of diluted precursors shows that it is possible to form islands from a precursor solution with a concentration down to 0.3 M. Solutions with a lower concentration result in irregularly shaped structures.

An aqueous solution gel route was developed for the preparation of the ferroelectric material strontium bismuth niobate (SrBi 2 Nb 2 O 9 ). Starting from aqueous Bi 3+ -acetate and Sr 2+ -acetate solutions and an aqueous peroxo-citrato-Nb 5+ -precursor solution, this method offers a low-cost and environmentally friendly alternative to the conventional sol-gel techniques. With regard to the deposition of thin films, it is important to gain insight in the behaviour of the precursor during thermal treatment. For this reason the thermal decomposition mechanism of the precursor gel was studied: weight loss and evolved gases were characterized by (hyphenated)TGA-MS and TGA-FTIR, while changes in the solid state during heating were detected using HT-DRIFT. The decomposition in dry air can be divided in four temperature regions. The first two steps are ascribed to the drying of the sample and to the decomposition of the organic matrix, not coordinated to the metal ions. During the third step the coordination sphere of the metal ions is decomposed and finally the residual organic matter is combusted in the fourth region.TEM experiments on freestanding thin films showed that the precursor homogeneity was maintained throughout the entire thermo-oxidative decomposition of the gel.The phase formation of SBN was studied by means of HT-XRD. At about 425 °C the intermediate fluorite phase is crystallized out of the amorphous precursor. The phase transformation into the desired ferroelectric perovskite phase seems to be dependent on the Bicontent: an excess of Bi lowers the onset temperature of perovskite formation.
