Abstract:We report a monolithic heterodyne receiver by using the AlGaN/GaN nonlinear transmission line as a local oscillator and a mixer simultaneously. This heterodyne receiver has a high radio frequency bandwidth from 80 to 360 GHz and a high intermediate frequency bandwidth of 18 GHz. These results indicate that the nonlinear transmission line receiver has promising potential in broadband spectrum analysis.
