Attenuation of ultrasonic longitudinal waves in p-type GaSb due to phonon–hole interaction

Abstract: For temperatures where Ω τth > 1 the attenuation α of ultrasonic longitudinal waves propagating in the (111) direction in monocrystalline p‐type GaSb doped with Zn does not fit Maris's law in Ω T4. It is considered that the excess of attenuation is due to a phononhole scattering in the degenerated material. The corresponding deformation potential is evaluated to 10 eV and the relaxation time of this process to 5.6 × 10−13 s.
