Abstract:This paper presents an optimal design of terahertz InP-based pseudomorphic high electron mobility transistors (pHEMT) powered by an artificial intelligence (AI) technique. Unlike the traditional physics-based design optimization methods, the new technique employs a machine learning-assisted global optimization algorithm. A state-of-theart commercial pHEMT operating at millimeter-wave frequencies was used to calibrate the physics-based model. Based on the pHEMT, the proposed machine learning-assisted optimizati… Show more
scite is a Brooklyn-based organization that helps researchers better discover and understand research articles through Smart Citations–citations that display the context of the citation and describe whether the article provides supporting or contrasting evidence. scite is used by students and researchers from around the world and is funded in part by the National Science Foundation and the National Institute on Drug Abuse of the National Institutes of Health.
