Host Isotope Effect on the Local Vibration Modes of VH2 and VOH2 Defects in Isotopically Enriched 28Si, 29Si and 30Si Single Crystals

Abstract: Local vibrational modes of a vacancy with two hydrogen atoms (VH 2 ) and of a vacancy with one oxygen and two-hydrogen atoms (VOH 2 ) in silicon have been investigated using isotopically enriched 28 Si, 29 Si, and 30 Si single crystals. Infrared absorption spectroscopy revealed shifts in the Si-H stretch frequencies of the two defects when the mass of the silicon host atoms was changed. The observed stretch frequencies can for each defect be accounted for with a simple vibrational model based on two coupled Mo… Show more

“…(15) and (16) with the experimental results. For χ = 1, i.e., using the simple diatomic mass, one obtains, for the infrared lines of the 29 Si and 30 Si components of VH 4 , IS of 0.99 and 1.92 cm −1 , respectively, and for those of VD 4 , IS of 1.39 and 2.70 cm −1 , respectively. These values are slightly larger than the observed ISs in Figs.…”

“…1 The local vibrational mode (LVM) reported at 2210 cm −1 at RT 1 was also observed in float-zone (FZ) silicon grown in a H 2 atmosphere. 2 This LVM was found to shift to a higher frequency (2223 cm −1 ) and to sharpen considerably when measured at liquid helium temperature (LHeT), allowing to observe weak low-frequency satellites attributed to 29 Si-H and 30 Si-H modes, as the intensities of the three peaks were found to be roughly proportional to the natural abundances a) Author to whom correspondence should be addressed.
