INVESTIGATION OF InP GROWTH BANDS BY SELECTIV ELECTROCHEMICAL ETCHING

Abstract: Àííîòàöèÿ.  íàñòîÿùåé ðàáîòå ïðåäñòàâëåí ìåòîä íàáëþäåíèÿ ïîëîñ ðîñòà êðèñòàëëîâ InP, ëåãèðîâàííûõ ñåðîé, çàêëþ÷àþùèéñÿ â ýëåêòðîõèìè÷åñêîì òðàâëåíèè îáðàçöîâ.  ðå-çóëüòàòå íà ïîâåðõíîñòè èññëåäóåìûõ êðèñòàëëîâ îáðàçóåòñÿ êàðòèíà êîíöåíòðè÷åñêèõ òåì-íûõ êîëåö øèðèíîé ïîðÿäêà 100 ìêì, êîòîðûå ïðåäñòàâëÿþò ñîáîé ìåñòà íàèáîëåå ïëîòíî-ãî ñêîïëåíèÿ ïîð.
