Abstract:Highly ordered lateral composition modulation (LCM) is obtained in InAs/AlAs short-period superlattices (SPS) grown by molecular beam epitaxy and its effect on photoluminescence (PL) is studied. The formation of LCM and modulation length can be resolved by x-ray diffraction.
