MaximumA posterioriestimation of transient enhanced diffusion energetics

Abstract: ( ) Transient enhanced diffusion TED of boron limits the formation of ultrashallow junctions needed in next-generation microelectronic de®ices. A comprehensi®e TED model needs many parameters go®erning the physical and chemical processes. Prior estimates of the most likely ®alues for the parameters as well as their accuracies are determined from maximum likelihood estimation applied to estimates from focused indi®idual experiments and density functional theory calculations. Here a systematic approach to model-… Show more

“…For example, a maximum likelihood scheme was used for the estimation of the process parameters (Kannan et al, 2000), and modeling and control of thin film morphology using uncertain processing parameters was studied in Gallivan et al (2001) and Lou and Christofides (2003). Additionally, parameter estimation for other multiscale chemical processes was investigated in Raimondeau and Vlachos (2002) and Gunawan et al (2003).…”

“…38,39 These mobile species can take on multiple charge states in response to changes in dark Fermi level 40 as well as photostimulation. 15 Thus, in principle it is possible that photostimulation alters these charge states, which could propagate into changes in diffusivity that are manifested in the present results.…”

“…6͑d͒ for two different loads of the energetic material. The 4 velocities predicted from beads 4-13 lie in the same range as the corresponding values for the other lattices within the 95% confidence intervals; 55,56 however, the reaction wave definitely undergoes an activation phase, which depends on the energetic load used. This conclusion is bolstered by the fact that the harmonic lattice displays similar behavior at a sparse loading of two groups/bead.…”
