Piezoelectric-AlN resonators at two-dimensional flexural modes for the density and viscosity decoupled determination of liquids

Abstract: A micromachined resonator immersed in liquid provides valuable resonance parameters for determining the fluidic parameters. However, the liquid operating environment poses a challenge to maintaining a fine sensing performance, particularly through electrical characterization. This paper presents a piezoelectric micromachined cantilever with a stepped shape for liquid monitoring purposes. Multiple modes of the proposed cantilever are available with full electrical characterization for realizing self-actuated an… Show more

“…[5] Moreover, piezoelectricbased MEMS (piezoMEMS) are less sensitive to the stiction, which is common for comb drive devices. Fabrication techniques for the out-of-plane moving piezoactuators have been thoroughly demonstrated previously, [5][6][7][8][9] while the design for structures that implement 3D motion remains difficult to fulfill. One of the main challenges in the fabrication of a coupled 3D piezoMEMS device is the generation of the lateral motion.…”

“…[ 221 ] Recently, piezoelectric‐AlN MMR sensors operating in 2D flexural modes have shown promise in decoupled measurements of density and viscosity for fluid property monitoring. [ 222 ] n‐plane vibration modes with shear force applied to MMR are preferred for achieving higher quality factors compared to flexural modes, which are influenced by compressive forces. [ 223 ]…”
