Two-port InGaAsP/InP square resonator microlasers

Abstract: Two-port InGaAsP/InP square resonator microlasers with a side length of 20 mm have been fabricated by the planar technology process, which have two 1 mm-wide output ports connected to the vertices of the square resonator. Continuous-wave electrically injected microsquare lasers have been realised at room temperature with mode Q-factors of 1.75 × 10 4 at the threshold current.Introduction: Microcavity lasers fabricated by planar technology processes are potential light sources in photonic integrated circuits. “…The upper layers are a 1.5-μm-thick p-InP and a p+-InGaAs ohmic contact layer. The four-port square microlasers are fabricated by the similar technique process of the two-port square microlasers [9]. Firstly, a SiO 2 layer with thickness of 800 nm was deposited by plasma enhanced chemical-vapor deposition on the laser wafer as a hard mask for dry etching.…”

“…In addition, the equilateral-triangle and square resonator microlasers connected with an output waveguide were also fabricated [6][7][8]. Furthermore, square-resonator microlasers with two vertices connected with bus waveguides are fabricated by planar technique [9].…”

“…If a dual wavelength emission is achieved in a single laser, a THz source with greatly simplified structure and stabilised operation can be realised. Whispering‐gallery mode microcavity lasers have been extensively studied so far and a square‐shaped microlaser has been demonstrated recently to exhibit single‐mode or dual‐mode lasing with well‐balanced intensity and controllable wavelength interval [10–12]. In this Letter, we propose and demonstrate THz generation using this dual wavelength microsquare laser.…”

“…Furthermore, optical memory was realised by InP-based microdisk lasers vertically integrated with a silicon-on-insulator (SOI) waveguide [4], where two sides of the SOI waveguide work as input and output ports. Recently, a two-port InGaAsP/InP square resonator microlaser was reported with light emission from one cleaved port [5], and a circular microresonator was predicted to realise multiple-port directional emission based on the coupled modes [6].…”
