Waveguide-based Photodetector integrated with Semiconductor Optical Amplifier

Abstract: A new scheme of photodetector monolithically integrated with semiconductor optical amplifier (SOA) has been demonstrated. Optical-to-electrical frequency response of 30GHz was obtained with an optical gain of >8dB from SOA, leading to >0.6 A/W responsivities.
