Yield Behavior of Moderately Filled Epoxy/Ni Suspensions

Abstract: Epoxy/nickel (Ni) adhesives can be used as integrated circuit (IC) packaging materials due to their lower cost than epoxy/silver (Ag) adhesives with acceptable electrical conductivity. In this work, yield behavior was studied for moderately filled bisphenol-A based epoxy/Ni suspensions (10-60 wt% of Ni). Effects of the preshear history, resin viscosity, temperature, particle size, solid loading, as well as different yield stress determination methods were investigated. The preshear effect manifests itself in s… Show more

“…For obtaining the relationship between gas-liquid interfacial tension and its fractal dimension, Wang et al [ 62 ] put forward a method to calculate the fractal dimension of gas-liquid interface. In the suspension, the fractal dimension of different systems is different; under shear, the suspension structure may be more inclined to reaction limited cluster-cluster aggregation(RLCA), and a more flocculated structure or particle rearrangement may exist in the suspension, which can result in a dense filler structure in the shear suspension structure [ 63 ]. As for the nanoparticles doped in polymer materials, the diffusion of nanoparticles in fractal interior and surface determines the shape of islands left on the surface after fractal fragmentation [ 64 ].…”
