This paper describes recent advances in technology for producing large area, thin gallium arsenide solar cells grown on germanium substrates. Most of the discussion is for cells around 90pm thick with areas 16 to 36 cm2.Processing aspects are discussed along with demonstration of high yields. The best cells made are described showing the possibility of further improved performance in production.These cells have been successfully incorporated into lightweight panels and both cells and panels have passed space qualification tests.
