Single-crystal ingots of Cd x Zn 1x Te solid solutions are grown by the sublimation method. Samples with x = 0.95, 0.90, and 0.85 taken from the end portions of the ingots are chemically homogeneous and have p -type conductivity with a 300-K hole concentration below 10 12 cm -3 . Temperature-dependent electrical conductivity measurements are used to evaluate the ionization energies of electrically active centers.
Abstract. Ion implantation is a technique which is widely used in industry for unique modification of metal surface for medical applications. In semiconductor silicon technology ion implantation is also widely used for thin layer electronic or optoelectronic devices production. For other semiconductor materials this technique is still at an early stage. In this paper based on literature data we present the main features of the implantation of CdTe single crystals as well as some of the major problems which are likely to occur when dealing with them. The most unexpected feature is the high resistance of these crystals against the amorphization caused by ion implantation even at high doses (10 17 1/cm 2 ). The second property is the disposal of defects much deeper in the sample then it follows from the modeling calculations. The outline of principles of the ion implantation is included in the paper. The data based on RBS measurements and modeling results obtained by using SRIM software were taken into account.
Розглянуто вплив високотемпературного відпалу шихти номінально нелегованого CdTe у динамічному вакуумі на електричні та оптичні властивості монокристалів, вирощених з неї модифікованим методом фізичного транспорту через газову фазу. Показано, що відпал приводить до зникнення чи послаблення пов'язаних з хлором ліній випромінювання у спектрах низькотемпературної фотолюмінесценції і смуг поглинання у спектрах крайового довгохвильового поглинання кристалів, а також до різкого зменшення їх питомого опору. Ці зміни пояснено очисткою шихти від неконтрольованої домішки хлору у процесі відпалу, що зумовлено високою летючістю хлорних сполук.
