A 0.29V embedded NAND-ROM in 90nm CMOS for ultra-low-voltage applications

Abstract: Many low-voltage chips such as sensor networks and biomedical applications need large-capacity low-V DDmin -delay-product embedded ROM for storing fixed programs and data [1]. NOR-ROMs provide low V DD and high speed for smallcapacity applications with a short bitline (BL) [2]. However, if read-1 noise can be eliminated, a NAND-ROM is superior [1] for large-capacity storage in standby-dominated low-voltage chips because of smaller area, narrower cell-current (I CELL ) distribution, and lower standby current. “…This differential-input latch-type SA [23] requires a reference voltage generated by a voltage-divider type circuit. This brief uses a self-timed replica-cell tracking scheme [24], tracking the mean BL delay with multiple dummy cells, to control the SA.…”

“…Rather than voltage-mode sense amplifiers (VSAs) [4]- [7], many eNVM macros employ current-mode sense amplifiers (CSAs) [8]- [16] to achieve fast sensing speeds at small read cell currents -on a long bitline. Conventional CSAs methods include current-mirror CSA (CM-CSA) [8]- [11], and resistive-divider-like CSAs (RD-CSAs) [12]- [14].…”
