A Wafer-Scale Material Removal Rate Model for Chemical Mechanical Planarization

Abstract: In this work, a new wafer-scale material removal rate (MRR) model is proposed to investigate the underlying removal mechanism of wafer surface in the chemical mechanical planarization (CMP) process.
