Comparison of Semiconductor–Electrolyte and Semiconductor–Metal Schottky Junctions Using AlGaN/GaN Photoelectrochemical Electrode

Abstract: A semiconductor photoelectrochemical electrode that contains a heterostructure at the surface vicinity is attractive as a corrosion-tolerant electrode. In order to clarify its basic characteristics, the differences in Schottky junctions were evaluated using the semiconductor capacitance dependence on voltage. The Mott–Schottky relationship of a thin AlGaN layer on GaN was different from that of GaN bulk. The Schottky junctions were formed not only by using an electrolyte contact, but also by using a metal elec… Show more

“…The Mott-Schottky plot shows a linear relationship between 1/C sc 2 and V a , which ensured the pinning of the band edge. 52 The Mott-Schottky plot showed only very little frequency dispersion in the frequency range of 500 Hz to 10 kHz and therefore we did not t the impedance spectra to an equivalent circuit. Instead, a linear function was tted to the average Mott-Schottky plot for all frequencies depicted in Fig.…”
