Development of active six-degrees-of-freedom micro-vibration control system using hybrid actuators comprising air actuators and giant magnetostrictive actuators

Abstract: In recent years, there has been an increasing demand for micro-vibration free space from industrial and scientific organizations. In response to this demand, several active micro-vibration control systems utilizing various types of actuators have been developed and applied in various environments and to a number of machines. The authors have developed an active micro-vibration control system with six degrees of freedom using giant magnetostrictive (GMS) actuators and actually have applied it to an FIB (focused… Show more

“…Similar researches using the magnetostrictive hybrid vibration isolation system can be found in Xie and Zhu. 22 Nakamura et al 23,24 developed a six DOF microvibration control system using hybrid actuators, which was composed of an air actuator and a giant magnetostrictive actuator in series configuration. Recently, the piezoelectric materials are widely used in the vibration isolation system due to their fast response and high resolution.…”

Because a piezoelectric or a GMS actuator requires a rigid connection between base and the frame, they have a higher resonant frequency that makes the stage vulnerable to ground vibrations.…”

“…These vibration isolation systems include small passive mounts, hybrid tables and active tables, which are mainly used for isolating individual or a small quantity of high-tech equipment [3][4][5]. The corresponding analytical model often takes building floor vibration as a direct base excitation to the vibration isolation system: dynamic interaction between the building and the high-tech equipment/vibration isolation system, however, is not considered.…”
