Double-layered Structure of Surface Modification of Low-k Dielectrics Induced by He Plasma

Abstract: Surface modification of a p-SiOC film induced by Helium (He) plasma was investigated using various measurements. Differential Fourier transform infrared absorption (FT-IR) spectra and the etch-depth measurements with the immersion in the mixed hydrofluoric acid (HF) indicate that the almost all of Si-CH3 bonds are broken in the modification layer, resulting in carbon-depletion, an SiO2-like composition. The x-ray photoelectron spectroscopy (XPS) measurements at different take-off angles reveal that the modifie… Show more

“…NWA 2999 is a unique angrite and has an HH-ED-XRF Fe/Mn ratio of 120 ± 4. This is higher than the angrite average value of 95 ± 16 (Mittlefehldt and Lindstrom 1990, Yanai 1994, Mittlefehldt et al 2002, Gellissen et al 2007, Shirai et al 2009, Keil 2012. Although having an oxygen isotope composition characteristic of the angrite group (Δ 17 O = -0.072 ± 0.007, Greenwood et al 2005), it has higher FeO and MgO contents relative to other angrites , Gellissen et al 2007).…”

“…One of the effective strategies to reduce bulk low-k damage is surface activation to trap the radicals at the surface. The reduction of O and NO 2 plasma damage by using He plasma pretreatment in a plasma-enhanced chemical vapor deposition ͑PECVD͒ chamber were reported by Wang et al 7 and Yanai et al, 8 respectively. However, the mechanism of plasma damage reduction was not discussed.…”
