Kinetic Model of SiGe Selective Epitaxial Growth using RPCVD Technique

Abstract: Recently, selective epitaxial growth (SEG) of B-doped SiGe layers has been used in recessed source/drain (S/D) of pMOSFETs. The uniaxial induced strain enhances the carrier mobility in the channel.
