Neueste Mikroprozessoren verwenden Strukturbreiten von 0,13 µm. Hieraus leiten sich für die einzelnen optischen Elemente der zur Herstellung eingesetzten Lithografie-Objektive Toleranzanforderungen im Nanometerbereich ab. Die Sematech Roadmap fordert für 2006 aber schon Strukturbreiten von 0,06 µm. Picometer-Toleranzforderungen sind Realität.State-of-the-art microprocessors are produced with smallest structures of 0,13 µm width. Tolerances in the nanometer range have to be guaranteed for the single optical elements which are part of the lithography objective lenses used for IC production. The International Sematech Technology Roadmap requires critical dimensions of only 0,06 µm already for 2006. Picometer tolerance requirements are already reality.
