How to extract continuum materials properties for (lead-free) solders from tensile tests and nanoindentation experiments

Abstract: Fabrication of modern microelectronic components requires miscellaneous solder materials for joining. In order to guarantee the quality of the manufacturing process and the reliability of the resulting solder joint it is necessary to know the material properties of the joining parts and of the solder materials. In particular Young's modulus, yield stress, and the hardness are of great interest. Moreover, a complete stress-strain curve is important for a detailed material characterization and simulation of a co… Show more

“…Furthermore, the hardness and Young's modulus of solders are important properties which influence the reliability of solders. 5,6 In recent years, the nanoindentation technique has been widely used to characterize the mechanical properties of small structures nondestructively. Depth-sensing indentation tests are capable of providing information on the indentation load and indentation depth during the indentation process at elevated temperature.…”

“…Young's modulus E of the tested material is determind by using the Young's modulus of the diamond indenter material E i (1141 GPa) and Poisson's ratios of the specimen ν and the diamond indenter ν i (0.07). The detailed measurement procedure in combination with nanoindentation experiments at elevated temperatures is described in previous papers of the authors [4,5]. Fig.…”

“…(3) thereby, for a sphere , while for and ideal conical indenter (without a rounded tip) . The experimental results of different researchers [20]- [22] that used an ideal conical indenter prove the exponent of the power function is not 2. This makes Pharr's hypothesis, according to which the actual form of the deformed area is not conical, acceptable.…”
