A TEM study of Xe implanted silicon at doses in the range of 1016 ions/cm2 shows after annealing the existence of small precipitates (≈ 5 nm) exhibiting a f.c.c. crystallographic structure in epitaxy with the host matrix. A comparison with the results of similar studies performed recently in different metals suggests that also in silicon, precipitates are formed of pure xenon.
