Along with the government and market take more and more attention to the energy efficiency of power supply, the loss of IGBT module, as the core device, has become a hot topic. Firstly, the dynamic process of IGBT module is analyzed, an accurate and an estimation method of loss calculate are provided, then the working process and resonant process of phase shift full-bridge soft switching converter is discussed, and constitute of IGBT module loss in the circuit is analyzed. Finally the loss is calculated in the 350A inverter welder example, and a conclusion of reliability and proposal for design are given according to the calculation results.
With the utility deregulation and market operation in China, economic factor is becoming more and more important to the evaluation and decision making of power system projects. As an important characteristic of the electric market, uncertainty is an indispensable part of project evaluation and decision making. Considering that the traditional decision making theories fail to solve the uncertainty problem entirely, this paper applies the interval theory to evaluate and make decision on projects. The interval net present value (INPV) theory is used to conduct economic evaluation, and an interval analytic hierarchy process (IAHP) and interval binary programming based method is proposed to perform project decision-making. Case study has proved the effectiveness of the proposed method.
The necessary condition for power devices with enough blocking properties is Junction termination technology. In this paper, starting with the dose of rings, 3.3 kV Floating Filed Rings was investigated, and the influence of electric field and current density on the breakdown characteristic is also described. The results show that the dose of field rings directly affects the stability of breakdown voltage, this impact is relevant to the location of the peak electric field and the peak current density when breakdown was occurred. When the peak electric field appears in the middle of the field rings, the breakdown voltage is not sensitive to the dose of rings; however, when the peak electric field and strongest current density appeared on the edge of termination at the same time, breakdown voltage become very sensitive to the dose of rings because of the highest impact ionization in this position. Simulations and experiments indicate that the junction termination has better withstand voltage stability , when electric field distributes uniformly, the position of breakdown is in the middle of the termination, and the strongest current density appears in the main junction.
IGBT is the important component of electric vehicle. According to the characteristics of IGBT module in electric vehicle, this article introduces the package design of a high power IGBT module. The feature of the scheme is analyzed from the aspects of power chip, substrate, power electrode, control electrode and epoxy resin layer. Experimental results of the sample show the design meets the qualification.
