A 20 GHz bandwidth 1.3 μηι InGaAsP/InP StraightWall Mass-Transport Buried Heterostructure laser diode was developed to operate in a microwave fiber optic link. When used in a microwave link, the laser has a typical RF insertion loss of 37 dB, an equivalent input noise density less than -115dBm/Hz, a IdB compression dynamic range greater than 138 dB-Hz, and a spurious signal free dynamic range of 97 dB · Hz 2 ' 3 . The wide bandwidth, high dynamic range and low-noise of the laser module were obtained through the design of the package, the subcarrier and the laser chip. The noise and modulation properties of these lasers make them attractive sources for analog and microwave fiber optic applications.

It is shown that a system using a subcarrier located in the I-2-GHz runge and the AM-VSB format may economically reach a 100-channel capacity over a single fiber. Expected performance is such that when all impairments, such as nonlinear distoriion, shot noise, and intensity noise, are added together, a CNR (cartier-to-noise ratio) of better than 52 dB is obtained. 0 1996 John Wiley & Sons, Inc.

This article illustrates how the bandwidth of a high-transimpedance optoelectronic integrated circuit amplifier, involving a metalsemiconductor-metal (MSM) photodiode and heterojunction bipolar transistors (HBTs), can be improved by incorporating the concept of emitter RC-network shunt peaking often used in common-emitter voltage amplifiers. In the IC amplifier considered, the bandwidth has been shown to increase, with shunt peaking from 17.2 to 24 GHz, with no change of the equivalent input noise current (~2 . 3 PA/*), arising mainly due to the input transistor's base current and the feedback resistor. 0 1994 John Wiley & Sons, lnc.
