Evolution of Monolithic Technology for Wireless Communications: GaN MMIC Power Amplifiers For Microwave Radios

This paper presents the progress of monolithic technology for microwave application, focusing on gallium nitride technology advances in the realization of integrated power amplifiers. Three design examples, developed for microwave backhaul radios, are shown. The first design is a 7 GHz Doherty developed with a research foundry, while the second and the third are a 7 GHz Doherty and a 7-15 GHz dual-band combined power amplifiers, both based on a commercial foundry process. The employed architectures, the main design steps and the pros and cons of using gallium nitride technology are highlighted. The measured performance demonstrates the potentialities of the employed technology, and the progress in the accuracy, reliability and performance of the process.

Abstract-This paper presents the design and nonlinear analysis of a mm-wave wideband Doherty power amplifier at 22 to 29GHz with 7GHz bandwidth, the design is done using 0.15µm GaAs PHEMT transistor to support a variety of mm-wave applications including point to point digital radio, LMDS/LMCS , ka-band satellite spacecraft and ISM applications. The wideband Doherty power amplifier provides greater than 21dBm of output power across 22-29 GHz, with a typical PAE of 35% and typical gain 15dB over the frequency range. The designed Doherty power amplifier also showed acceptable linearity when induced with two tone signal. Analysis results show that the Doherty power amplifier significantly improves both efficiency and linearity in power amplifier in comparison with the main amplifier.

A High Efficiency Doherty Power Amplifier for TV Band Applications

This paper presents a high efficiency Doherty power amplifier suitable for TV band applications. A class AB power amplifier is firstly implemented using a commercial GaN HEMT from Cree Incorporation, achieving a high power-added-efficiency of 77.78% and a 40.593 dBm output power with an associated gain of 21.65 dB. The Doherty amplifier has then been designed following the previous class AB scheme for the main amplifier and a class C scheme for the peak one. This amplifier attained a high power-added-efficiency of 81.94%, a 42.77 dBm output power, an associated gain of 21.32 dB, and an operating frequency bandwidth between 550 and 1000 MHz (58.06% fractional bandwidth) which made it suitable for TV band applications.
